We report on a direct epitaxial growth approach for the heterogeneous integration of high speed III-V devices with Si CMOS logic on a common Si substrate. InP-based heterojunction bipolar transistor (HBTs) structures were successfully grown on patterned Si-on-Lattice-Engineered-Substrate (SOLES) substrates using molecular beam epitaxy. DC and RF performance similar to those grown on lattice-matched InP were achieved in growth windows as small as 15×15μm2. This truly planar approach allows tight device placement with InP-HBTs to Si CMOS transistors separation as small as 2.5 μm, and the use of standard wafer level multilayer interconnects. A high speed, low power dissipation differential amplifier was designed and fabricated, demonstrating the feasibility of using this approach for high performance mixed signal circuits such as ADCs and DACs.

InP-based lattice matched high electron mobility transistor (HEMT) structures have been characterized by liquid nitrogen temperature photoluminescence. A phenomenological line shape model has been utilized to fit photoluminescence spectra in order to obtain key parameters, such as the subband energies and transition amplitudes. From transition amplitude ratios and subband energies, fundamental quantum well characteristics are inferred. Changes in these parameters are linked to variations in the growth conditions of the epitaxial layer structures.

A qualitative stability model established for hydrocarbon molecules and extended to organometallic compounds is applied to alkyl organometallic compounds used in thin film growth. For hydrocarbon molecules the strength of a carbon-hydrogen bond is reduced by neighboring alkyl groups, The mechanism for this effect is delocalization of the unpaired electronic charge in the resultant free radical by neighboring alkyl groups. The delocalization effect is present in organometallic compounds and is illustrated here for several alkyl organometallic systems. Two applications of the delocalization effect in thin film growth are discussed. First the thermal stability of organotellurium compounds is substantially reduced in branched compounds which permits significantly lower HgCdTe metalorganic growth temperatures. Also carbon incorporation in GaAs and GaAlAs is reduced with ethyl instead of methyl organometallic compounds. An important factor contributing to this result is the weaker carbon-metal bonds in the ethyl compounds.
